In this paper, VO2 ultrathin nanosheets array / ZnO nanoparticles composite structures with uniform sizes were synthesized by the combination of hydrothermal method and water bath method. The effect of ZnO content on the room temperature NO2 sensing performance of VO2 (B) ultra-thin nanosheet arrays was studied. The response to NO2 was enhanced by up to 200% at the optimized ZnO content in ZnO/VO2 composite structure. The performance improvement is related to deep level electron transfer and barrier height modulation mechanism based on ZnO/VO2 n-n heterojunction. Therefore, activating VO2 nanosheets with zinc oxide particles may be a promising method for designing and manufacturing high-performance room temperature gas sensors.
