Abstract
We report on a cryogenic silicon-organic hybrid (SOH) Mach-Zehnder modulator (MZM) fea-turing a record-low π-voltage of Uπ = 0.92 V. We demonstrate PAM4 transmission at a symbol rate of 70 GBd, the highest value so far achieved for semiconductor-based cryogenic MZM.
